this research presents the analysis of heat transfer on the surface mount component during the rework process. the rework process of the surface mount component was lead to the overheating and warpage issue and the high temperature of the reflow gun that used at rework process affects the solder joint of the adjacent components and causing remelt of the solder joints at another component. therefore, the purpose of this study to assess the temperature distribution, the heat flow profile and nusselt number during the rework process of surface mount component. the heat transfer analysis on the surface mount component during the rework process design parameters such as hot air temperature, hot air velocity, and the nozzle diameter size with the responses such as pcb temperature distribution, heat transfer coefficient, and nusselt number via computational fluid dynamics (cfd) method. the numerical results are in agreement with the experiments, which demonstrate that the computational fluid dynamics (cfd) method proposed here is capable of handling the analysis of heat transfer process on the surface mount component. the analysis of fluid flows is using numerical solution methods. cfd was able to analyze complex problems involving fluid-fluid, fluid-solid or fluid-gas interaction. fluid dynamics is involved with physical laws in the form of partial differential equations.
